چکیده

The authors present a new method for preparing thin films of SnO2 by atomic layer deposition ALD using alternating exposures to tetrakis dimethylamino tin and hydrogen peroxide. This method avoids problems of corrosion and agglomeration associated with the halogenated compound, SnCl4. Tin oxide films were successfully deposited on a variety of substrates using deposition temperatures of 50–300 °C at an average growth rate of 1.2 Å /cycle. They use in situ quartz crystal microbalance and quadrupole mass spectrometry measurements to explore the mechanism for SnO2 ALD. Scanning electron microscopy of SnO2 films deposited on Si 100 show that the SnO2 films are smooth, conformal, and nearly featureless, while atomic force microscopy yields a surface roughness of only 0.84 nm for a film with a thickness of 92 nm. X-ray diffraction reveals that the SnO2 films are amorphous. Films deposited on glass yielded a resistivity of 0.3 cm and an optical transmission of 94% for a film thickness of 140 nm. X-ray photoelectron spectroscopy measurements were consistent with residual dimethylamine ligands remaining in the film at deposition temperatures below 150 °C. This method allows, for the first time, low temperature 50 °C growth of SnO2 films by ALD. Additionally, they show that this process is suitable for conformally coating high aspect ratio anodic alumina membranes. © 2008 American Vacuum Society. DOI: 10.1116/1.2835087

Enhanced Physical Properties Of Indium Tin Oxide Films Grown on Zinc Oxide-Coated Substrates

Structural, electrical and optical properties of indium tin oxide or ITO (In2O3:SnO2) thin films on different substrates are investigated. A 100-nm-thick pre-deposited zinc oxide (ZnO) buffer layer is utilized to simultaneously improve the electrical and optical properties of ITO films. High purity ZnO and ITO layers are deposited with a radio frequency sputtering in argon ambient with plasma p...

Atomic Layer Deposition of Tin Oxide with Nitric Oxide as an Oxidant Gas

Atomic layer deposition (ALD) of tin oxide (SnO2) thin films was achieved using a cyclic amide of Sn(II) (1,3-bis(1,1-dimethylethyl)4,5-dimethyl-(4R,5R)-1,3,2-diazastannolidin-2-ylidene) as a tin precursor and nitric oxide (NO) as an oxidant gas. Film properties as a function of growth temperature from 130–250 C were studied. Highly conducting SnO2 films were obtained at 200–250 Cwith the growt...

In situ examination of tin oxide atomic layer deposition using quartz crystal microbalance and Fourier transform infrared techniques

The atomic layer deposition sALDd of tin oxide thin films has been examined using in situ quartz crystal microbalance sQCMd and Fourier transform infrared sFTIRd techniques. The SnOx films were deposited using sequential exposures of SnCl4 and H2O2 at temperatures from 150 to 430 °C. The linear growth of the tin oxide ALD films was observed by both the mass gain during QCM measurements and the ...
